Hemos ampliado nuestro trabajo para caracterizar los efectos del espesor de las pel\u00edculas de Al0,78Sc0,22N en el grado de orientaci\u00f3n de los cristales y las propiedades ferroel\u00e9ctricas de las pel\u00edculas. Los sustratos de n+Si con una densidad de dopaje de 3 \u00d7 1018 cm-3 se limpiaron qu\u00edmicamente con una soluci\u00f3n de mezcla de per\u00f3xido de azufre (SPM, H2SO4\/H2O2= 3:1) y a continuaci\u00f3n se impregnaron con HF diluido (1%). Los electrodos inferiores de TiN se depositaron por pulverizaci\u00f3n cat\u00f3dica sobre los sustratos a una potencia de RF de 300 W sobre c\u00e1todos de Ti con caudales de gas Ar y N2 de 4 y 6 sccm, respectivamente, a una presi\u00f3n de 0,22 Pa. A continuaci\u00f3n se deposit\u00f3 la pel\u00edcula de Al0,78Sc0,22N a partir del blanco de Al0,57Sc0,43 mediante sputtering DC a 300 W con flujos de gas Ar y N2 de 5 y 10 sccm respectivamente y una presi\u00f3n de 0,7 Pa. La composici\u00f3n de la pel\u00edcula de Al0,78Sc0,22N depositada en estas condiciones se determin\u00f3 mediante espectroscopia de fotoelectrones de rayos X. El tiempo de deposici\u00f3n de las pel\u00edculas de Al0,78Sc0,22N se vari\u00f3 para formar pel\u00edculas con un espesor de 10-47 nm. Se deposit\u00f3 otra capa de TiN in situ sobre la pel\u00edcula de Al0,78Sc0,22N. Todos los procesos de deposici\u00f3n se mantuvieron a una temperatura constante de 400 \u00b0C. La capa superior de TiN se model\u00f3 fotolitogr\u00e1ficamente mediante grabado h\u00famedo utilizando una mezcla de per\u00f3xido de amonio (APM, NH4OH: H2O2:H2O = 1:5:5) para formar el electrodo superior. Por \u00faltimo, el contacto posterior de aluminio se forma por evaporaci\u00f3n t\u00e9rmica. Hemos demostrado que los condensadores tienen corrientes de fuga casi id\u00e9nticas en el campo el\u00e9ctrico aplicado, lo que indica que la densidad de defectos en el interior de la pel\u00edcula y cerca de la interfaz es de la misma magnitud. La cristalizaci\u00f3n y orientaci\u00f3n de los granos de la pel\u00edcula se evalu\u00f3 mediante difracci\u00f3n de rayos X (DRX) en configuraciones fuera del plano y curva de ondulaci\u00f3n. La fuente de rayos X fue CuKa con un \u00e1ngulo de divergencia de 0,04\u00b0. Las caracter\u00edsticas de capacitancia-voltaje (CV) se obtuvieron utilizando un medidor LCR Agilent E4980A con una peque\u00f1a amplitud de se\u00f1al de 50 mV a 100 kHz. Las caracter\u00edsticas de polarizaci\u00f3n-tensi\u00f3n (PV) del condensador se midieron a 10 kHz utilizando el equipo de la serie FCE10 de TOYO.<\/p><h4>Aplicaciones<\/h4><p>Este art\u00edculo se centra en el escalado de espesores de las pel\u00edculas no polarizadas de Al0,78Sc0,22N depositadas por pulverizaci\u00f3n cat\u00f3dica, cuyas propiedades ferroel\u00e9ctricas se han examinado. Las pel\u00edculas orientadas en el eje c se confirmaron mediante mediciones de la curva de oscilaci\u00f3n de rayos X con pel\u00edculas tan finas como 10 nm. A partir de las medidas de capacitancia se observ\u00f3 hist\u00e9resis ferroel\u00e9ctrica y ning\u00fan comportamiento de polarizaci\u00f3n, incluso a espesores de 20 nm. La polarizaci\u00f3n residual (Pr) mostr\u00f3 una degradaci\u00f3n progresiva a espesores inferiores a 35 nm. Los ensayos c\u00edclicos de conmutaci\u00f3n (SW) revelan un efecto de despertar en la pel\u00edcula, especialmente en pel\u00edculas de espesor superior a 35 nm.<\/p><h4><img fetchpriority=\"high\" decoding=\"async\" class=\"alignnone size-full wp-image-26236\" src=\"https:\/\/www.accscicn.com\/wp-content\/uploads\/2022\/04\/image-4.png\" alt=\"\" width=\"1106\" height=\"485\" srcset=\"https:\/\/www.accscicn.com\/wp-content\/uploads\/2022\/04\/image-4.png 1106w, https:\/\/www.accscicn.com\/wp-content\/uploads\/2022\/04\/image-4-300x132.png 300w, https:\/\/www.accscicn.com\/wp-content\/uploads\/2022\/04\/image-4-1024x449.png 1024w, https:\/\/www.accscicn.com\/wp-content\/uploads\/2022\/04\/image-4-768x337.png 768w\" sizes=\"(max-width: 1106px) 100vw, 1106px\" \/><\/h4><p>Hemos realizado medidas de CV dependientes de la polaridad en pel\u00edculas de 20 y 40 nm de espesor de Al0,78Sc0,22N, como se muestra en la Figura 4. Inicialmente, al aplicar una tensi\u00f3n negativa a las muestras, hab\u00eda poca diferencia en la capacitancia entre los barridos superior e inferior [Fig. 4(a)]. Posteriormente, al aplicar un voltaje negativo al electrodo superior, se observ\u00f3 un aumento gradual de la capacitancia acompa\u00f1ado de una ca\u00edda repentina a un cierto voltaje. Los siguientes voltajes aplicados en sentido positivo mostraron un comportamiento de conmutaci\u00f3n ferroel\u00e9ctrica (SW). Por otro lado, cuando el voltaje inicial aplicado a la muestra fresca se fija en la direcci\u00f3n negativa, como se muestra en la Figura 4(b), observamos una ca\u00edda repentina de la capacitancia, lo que indica que la pel\u00edcula est\u00e1 conmutada. A partir de estas medidas, podemos concluir que la pel\u00edcula de Al0,78Sc0,22N se ha autopolarizado en la direcci\u00f3n de la superficie al sustrato.<\/p><h4>Fuente<\/h4><p>Por Sung-Lin
