Este material es adecuado para su uso como semiconductor a altas temperaturas y es un material aislante de \u00f3xido de f\u00e1cil crecimiento. Estas propiedades y toda la infraestructura industrial y utillaje actuales han suscitado un gran inter\u00e9s por el desarrollo de dispositivos \u00f3pticos integrados de silicio. El silicio se utiliza en dispositivos optoelectr\u00f3nicos como diodos emisores de luz (LED), gu\u00edas de ondas y c\u00e9lulas solares, as\u00ed como en sistemas microelectromec\u00e1nicos (MEMS).<\/p><p>El grabado h\u00famedo anisotr\u00f3pico tradicional del silicio procesado qu\u00edmicamente utiliza un agente grabador KOH:H2O (1:1 en peso) a una velocidad aproximada de 1,4 \u03bcm\/min a 80\u00b0C. Este m\u00e9todo qu\u00edmico se utiliza a menudo en los procesos de micromecanizado del silicio para procesar agujeros pasantes o separar pel\u00edculas finas. El grabado en seco anisotr\u00f3pico de materiales de silicio se realiza con el agente qu\u00edmico SF6. Un estudio de seguimiento del proceso de grabado en seco con una relaci\u00f3n de aspecto muy elevada dio lugar a la t\u00e9cnica DeepReactiveIonEtch (DRIE). Esta t\u00e9cnica utiliza alternativamente los agentes qu\u00edmicos SF6\/Ar y CHF3\/Ar. Esta mezcla de gases favorece la deposici\u00f3n de un pol\u00edmero de tefl\u00f3n en todas las superficies expuestas. Debido al bombardeo de iones, el proceso SF6\/Ar elimina r\u00e1pidamente el pol\u00edmero de la superficie horizontal y graba la superficie de silicio expuesta. Este tratamiento del copol\u00edmero evita el grabado en las paredes laterales y permite formar una distribuci\u00f3n de perfiles altamente anisotr\u00f3pica.<\/p><p>Es posible procesar l\u00edneas de PMMA de menos de 10 nm de anchura en sustratos de silicio mediante litograf\u00eda por haz de electrones. Debido a su dotaci\u00f3n, el GaAs suele tener frecuencias de funcionamiento, movilidad de electrones y propiedades de emisi\u00f3n de luz superiores a las de su hom\u00f3logo de silicio. Se han fabricado varios dispositivos optoelectr\u00f3nicos basados en estas propiedades, como c\u00e9lulas solares, detectores y l\u00e1seres de pozo cu\u00e1ntico. El arseniuro de galio es transparente en toda la banda de 2 a 5 \u03bcm y tiene un alto \u00edndice de refracci\u00f3n. La desventaja del GaAs frente a los materiales de silicio es la falta de un \u00f3xido intr\u00ednseco activo. Debido al r\u00e1pido desarrollo de la tecnolog\u00eda de procesamiento de dispositivos de GaAs para aplicaciones de alta velocidad y alta potencia, los detalles del procesamiento de este material son conocidos por todos.<\/p><p>En general, el transporte de carga en los materiales de GaAs es suficiente sin necesidad de una capa de disipaci\u00f3n de potencia, lo que los hace muy adecuados para el uso de la litograf\u00eda por haz de electrones. Se ha demostrado que las anchuras individuales de las l\u00edneas de zanja de la resistencia obtenidas en PMMA son inferiores a 20 nm.<\/p><p>El grabado por v\u00eda h\u00fameda de materiales de GaAs puede realizarse utilizando varios oxidantes, como per\u00f3xido de hidr\u00f3geno (H2O2) y sustancias halogenadas como el bromo. Por ejemplo, un grabado anisotr\u00f3pico a lo largo del lado (111) se consigue con un agente grabador H2PO4:H2O2:H2O (3:1:50). Por ejemplo, una selectividad de (10 a 1000):1 entre GaAs y AlGaAs y un grabado de protecci\u00f3n de sacrificio para la capa epitaxial.<\/p><p>Otros investigadores han optimizado un proceso de grabado anis\u00f3tropo selectivo para GaAs utilizando un fijador de grabado GaAs-Al. El sistema de plasma acoplado inductivamente (ICP) utiliza una mezcla qu\u00edmica BCl3:SF6:N2:He que es 200 veces m\u00e1s selectiva para el GaAs que para el AlGaAs. El proceso produce una buena pasivaci\u00f3n de la pared lateral para materiales de GaAs con una anisotrop\u00eda muy elevada.<\/p><p>En los Laboratorios Nacionales Sandia (EE.UU.) se ha desarrollado un proceso de grabado en seco con haz de iones asistido qu\u00edmicamente (Chemi-callyAssistedIonBeamdryEtch, CAIBE) para lograr una distribuci\u00f3n de caracter\u00edsticas altamente anisotr\u00f3pica en materiales de GaAs para su uso en dispositivos wavechip. Este proceso utiliza un haz l\u00e1ser de iones de arg\u00f3n para controlar la cantidad real y el caudal del gas reactivo ambiental en la superficie de la muestra. En este caso, el gas reactivo ambiental es una mezcla de cloro (Cl2) y tricloruro de boro (BCl3). Para conseguir la m\u00e1xima pasivaci\u00f3n lateral y profundidad de la zanja, se optimizan las condiciones de grabado.<\/p><section style=\"display: inline-block; vertical-align: middle; width: auto; flex: 0 0 0%; align-self: center; height: auto;\"><section style=\"text-align: center;\"><section style=\"display: inline-block; width: 33px; height: 33px; vertical-align: top; overflow: hidden; background-color: #0e2143;\"><section style=\"color: #ffffff; font-size: 18px; line-height: 2; letter-spacing: 0px;\"><\/section><\/section><\/section><\/section><section style=\"display: inline-block; vertical-align: middle; width: auto; align-self: center; flex: 100 100 0%;\"><section style=\"color: #051c2c; padding-right: 10px; padding-left: 10px;\"><p><strong>S\u00edlice fundida<\/strong><\/p><\/section><\/section><p>El cuarzo fundido es un vidrio que contiene s\u00edlice amorfa (SiO2). Debido a la gran pureza del proceso de s\u00edntesis, las propiedades \u00f3pticas y t\u00e9rmicas del cuarzo fundido son superiores a las de otros tipos de vidrio. La s\u00edlice fundida tiene un coeficiente de dilataci\u00f3n t\u00e9rmica muy bajo (aproximadamente 5,5 x 10-7cm\/(cm-K) en el intervalo de temperaturas de 20 a 320\u00b0C), lo que la hace ideal para entornos con temperaturas extremas y\/o variables. El material tiene una alta transmitancia y un bajo \u00edndice de refracci\u00f3n (con una baja p\u00e9rdida por reflexi\u00f3n de Fresnel) desde la regi\u00f3n espectral UV hasta el IR medio, lo que convierte a la s\u00edlice fundida en un material ideal para aplicaciones \u00f3pticas. Este material puede utilizarse en diversos dispositivos microflu\u00eddicos y componentes \u00f3pticos de banda ancha.<\/p><p>Se han desarrollado varias t\u00e9cnicas espec\u00edficas para materiales de s\u00edlice fundida con el fin de procesar este material utilizando equipos modernos ultralimpios. Las investigaciones anteriores se han centrado en el uso del \u00e1cido fluorh\u00eddrico (HF) para el grabado h\u00famedo y la soldadura de obleas de dispositivos microflu\u00eddicos. La s\u00edlice fundida es un material no cristalino, por lo que se observa una distribuci\u00f3n de perfiles is\u00f3tropa durante el proceso de grabado qu\u00edmico h\u00famedo. Utilizando fotolitograf\u00eda y un tamp\u00f3n de \u00e1cido fluorh\u00eddrico, pueden conseguirse formas semicil\u00edndricas casi ideales en cuarzo fundido. Utilizando una t\u00e9cnica de soldadura de obleas (a una temperatura aproximada de 1000\u00b0C), pueden fabricarse canales microflu\u00eddicos cil\u00edndricos.<\/p><p>Los dispositivos \u00f3pticos fabricados con nanotecnolog\u00eda reciente pueden tener una distribuci\u00f3n de perfil gradiente o angular que permita la funci\u00f3n de lentes de Fresnel u otros elementos difractivos, como \u00f3pticas binarias, lentes de \u00edndice de refracci\u00f3n gradiente y lentes de \u00edndice de refracci\u00f3n gradiente artificiales de sub-longitud de onda. Utilizando varios ciclos de litograf\u00eda por haz de electrones y grabado i\u00f3nico reactivo (RIE), investigadores de los Laboratorios Nacionales Sandia (EE.UU.) han producido lentes binarias de s\u00edlice fundida con distribuciones de perfil de escalones m\u00faltiples. Los investigadores utilizaron una combinaci\u00f3n de una m\u00e1scara de n\u00edquel (Ni) (que conten\u00eda una capa de uni\u00f3n de cromo (Cr) o titanio (Ti)) y una proporci\u00f3n \u00f3ptima de grabador de 40sccm (flujo est\u00e1ndar) de triclorometano (CHF3) y 3sccm de ox\u00edgeno, y aplicaron una presi\u00f3n de 40mTorr y una polarizaci\u00f3n de base de 396V con 200sccm de ox\u00edgeno. 396V de polarizaci\u00f3n de base con una potencia de RF de 200W, lo que dio como resultado una distribuci\u00f3n de perfil anisotr\u00f3pico extremadamente alta de<\/p><p>La calidad del material de s\u00edlice fundida influye considerablemente en la calidad final del dispositivo. La s\u00edlice fundida de baja calidad puede desarrollar huecos o hacer que la superficie sea rugosa o irregular tras el proceso de grabado i\u00f3nico reactivo. Por lo tanto, la selecci\u00f3n de sustratos de alta calidad para una anisotrop\u00eda y suavidad de superficie \u00f3ptimas es casi el requisito m\u00e1s b\u00e1sico para los componentes
